Show Abstract
A current‐controlled type negative resistance has been observed in low‐resistivity GaAs samples. The onset of this current‐controlled negative resistance is found following immediately a Gunn‐type instability at its threshold field. Associated with the current‐controlled negative resistance is observed radiation of infrared frequencies corresponding to the energy gap of the sample and broad‐band microwave frequencies. Similar results have been observed in GaAs1‐xPx samples.
